Process Description
The equipment is designed for the processes listed in chapter 2.2 Process Overview,
page 2-5 .
A recipe is used to control the process flow. The recipe predefines the process
parameters such as ramp up and ramp down rates, process temperatures, gas and gas
flow velocity, dwell time, etc. and monitors compliance.

Process Flow Oxidation/Diffusion/Annealing
The following sequence gives an overview on a typical series of steps:
1. Furnace loading procedure: The process boat is loaded with wafers and moved
into the process tube with a paddle. The process boat is lowered. Then the paddle
is moved out of the process tube and the process tube is closed.
2. N2 purging: The process tube is purged with nitrogen.
3. Ramp up: The temperature within the process tube is incrementally increased to
process temperature. The ramp up slope is defined in the respective recipe.
4. Reaction phase: The process tube is flooded with process gases and the desired
reaction takes place on the wafers. In the process, process gases are steadily
conducted into the process tube, and after passing through the process tube, they
are lead to the customer's gas exhaust system via gas discharge pipe (option).
5. N2 purging: After the reaction phase, the process tube is purged with nitrogen to
remove gas residues.
6. Ramp down: The temperature within the process tube is incrementally decreased.
The ramp down slope is defined in the respective recipe.
7. Furnace unloading procedure: The loading machine moves the paddle into the
process tube and lifts the process boat which is loaded with wafers. The paddle is
moved out of the process tube. The lift (option) takes the process boat with the
wafers and puts it into the storage (option) to cool down.
