PROCESS PUMP
The process pump provides vacuum pump operation to the reactor chamber and gas panel
for all normal process procedures.
The standard process pump is the
Ebara
ESA25
. The Ebara process pump is a series, dry
vacuum pump designed for use in manufacturing applications. The pump is a positive-
displacement vacuum pump which rotates non-contact multi-stage rotors synchronized by
timing gears. The booster pump and main pump are connected in a series in the unit. The
timing gears and bearings are enclosed in a compartment independent of the rotor casing,
and they are lubricated with Perfluoro-Polyether (PFPE) oil. The pump casing itself is free
from oil by introduction of N
2
gas to the shaft seal to provide clean lubrication. N
2
gas can
also be used to dilute effluent gas if the reaction by-product is corrosive or hazardous.
Because the pump compresses gas from a vacuum to atmospheric pressure, significant heat
is generated. The pump will not start without sufficient N
2
purge and cooling water flow.
Cooling water
must
be supplied through the motor and cooling plate of the casing.
Warning!
Never turn on any vacuum pump without having a free exhaust path;
i.e., open all valves downstream of the pump.
Warning!
Do not touch the pump casing and exhaust piping during operation, or
for a period of time after operation ceases; do not remove the pump cover during operation.
Caution:
Supply a sufficient amount of cooling water to prevent rotor contact due
to a rise in temperature. Typical running temperatures should be 120 - 130
C.
